Tr\u00e8s connue pour l\u2019acquisition de la topographie, la technique s\u2019est dot\u00e9e au fil des ann\u00e9es de nombreux modes permettant notamment de cartographier les propri\u00e9t\u00e9s m\u00e9caniques et \u00e9lectriques \u00e0 l\u2019\u00e9chelle nanom\u00e9trique.<\/p>\n<p>Les travaux de recherches pr\u00e9sent\u00e9s dans cet ouvrage traitent quatre modes : le mode m\u00e9canique (le <em>Peak Force Tapping Quantitative Nanomechanical Mapping<\/em> (PF-QNM\u2122)), et trois modes \u00e9lectriques (le <em>Scanning Capacitance Microscopy<\/em> (SCM), le <em>Scanning Spreading Resistance Microscopy<\/em> (SSRM) et le <em>scanning Microwave Impedance Microscopy<\/em> (sMIM)), sp\u00e9cifiquement pour la micro\u00e9lectronique fortement int\u00e9gr\u00e9e.<\/p>\n<p><em>De l&rsquo;interaction pointe-mati\u00e8re \u00e0 la nanocaract\u00e9risation \u00e9lectrique et m\u00e9canique par AFM<\/em> pr\u00e9sente les r\u00e9sultats exp\u00e9rimentaux pour diff\u00e9rents cas d\u2019\u00e9tudes relatifs au composant micro\u00e9lectronique : du boitier <em>packaging<\/em> aux profils de dopage du semiconducteur.
